N channel MOSFET as LOW side switch for capacitive Load

Hello Team, 

I am looking for an N channel MOSFET as Low side switch for Capacitive Load.

Application is to generate sharp negative pulses as below.

Supply Voltage range: 25V to 450V

Pulse width: 25nsec to 9usec

PRF: 0.5msec

Pulse current is 8Amax for 9usec.

MOSFET Gate is driven with a gate driver of 1A current source/ sink

I would look at the range of SiC mosfets,

Many of them can do that.

As I understand since this is an switching application, the Key MOSFET parameters are:

1. Lower Qg or Ciss
2. Lower RDS(on)
3. VDSS Breakdown: 450V++
4. Body Diode characteristics (trr/ Qrr is not significant since the Body diode is always in Blocking state)
5. Pulsed current 8A+ for 10usec pulse
