LM2903 temperature behavior

Hello,

I am doing simulations with the LM2903 comparator to evaluate if it is suitable for my application. The datasheet indicates that this device can operate at temperatures up to 125 ºC. However, when I increase the temperature, at 90 ºC the output starts to behave unexpectedly. When the value is supposed to be "high", the simulation output is 0,2 V.

 

 

 

I have identified that the issue comes from the NPN model of the LM2903. 

 

Can you provide a closer model to the real transistor, please? It it is not possible, can you confirm that the maximum IOH of 1 uA that appears in the datasheet is correct?
