Question

I'd like to get more information about the body diode of IGBT.

I'm modeling and inserting an IGBT element called STGW60H65DFB into PSIM to analyze switching loss, conduction loss, etc. However, there is not enough information on the body diode in the data sheet, so I would like to ask if I can get it from ST.
All the information provided on the body diode in the data sheet is di/dt on the x-axis.
But the information I want is when the x-axis is just I (current), not di/dt.
In other words, I want to get information about <Vf vs If>, <trr vs IF>, and <Qrr vs IF>.

just . IGBTs have no "body-diode" , only mosfet have this.

in igbt with reverse diode is usually a co-packed diode.

in ds are 4 diagrams and a table about the diode , can you make a model that really covers this complex behaviour ?  (i never did, just used similar fast/soft rec. diode model of existing diode . ) i would do this...

Hello @MINWOO-JI

This is the figure of Diode VF vs forward current IF that you are looking for :

for the rest of the data. I suggest you to take a look at the  tables of the DS9535 that can give an idea about the variation of the this variable depending on others.

Hope this is helpful for you. If this answers your questions please check this answer as best answer to be diffused to everyone.

Best regards.
